Failures are caused by a solder bump that connects the chip to the pad on the substrate. In Nvidia’s GPUs, this solder bump is created using high-lead.

A thermal mismatch between the chip and the substrate has substantially grown in recent chip generations, apparently leading to fatigue cracking. 

Apparently, problems arise at what Nvidia claims to be 'extreme temperatures' and what we hear may be temperatures not too much above 70 degrees Celsius.

The Problem

  Current cooling solutions in some of the laptops have not been tested thoroughly leading them to fail sometimes even after less than a year of normal end user usage.  The other problem which is associated with Printed Circuit Boards (PCBs) is using Lead Free (High Lead) solder on GPU Ball Grid Array (BGA).  Due to laptop having poor airflow/cooling solution PCB tends to expand and subtract during the time when it is exposed to extensive heat.  When this happens Lead Free solder does not have the ability to flex together with components on the board leading to 'cracking' and loosing connection to a PCB which is crucial for the laptop to operate.  Once the BGA fails connection the only way to repair is remove the chip and replace the solder spheres in between the GPU and PCB. 

The Solution

Reballing - 'it's a simple idea' - just put those little spheres back on component pads. But the reality is that it can be very simple process or an impossible task.  First, the components must be pre-baked to ensure they're moisture-free before actually working on them. Next, the original solder from the pads must be removed. This can be done using solder wicking or a hot-air de-soldering tool. There are many methods to place new solder spheres on the BGA, we use our own developed procedures with very high success rates. While reflow is fairly straightforward, reflow of the spheres does need to be addressed.  With a typical profile, the spheres would go liquidus for around 30-45 seconds - the temperature depending on the solder alloy being used.

TFix BGA Repair Procedure

All boards are stripped from laptops, procedures to be used determined and baked according to JEDEC standards for moisture evaporation.

The Integrated Circuit with faulty BGA is removed using our developed profiles and procedures. This is sensitive and controlled process.

The PCB BGA site is cleared of residual solder and cleaned using specially designed board solvents to remove all residues and contamination.


Integrated Circuit undergoes a process known as "re-balling", which applies high quality solder spheres on device connection pads.

Using specially designed reflow ovens, we can control "re-balling" process precisely. This is the most important step regarding BGA reliability.

Our state of the art video microscopes allows our engineers to spot any damages, contamination and imperfections on refurbished Ball Grid Arrays.


Refurbished component is then placed back onto Printed Circuit Board using selection of fluids, fluxes and relevant procedures.

Every single board has different soldering profile, factors such as board size, thickness, component density are considered during profile development.

After procedure is complete, we use special BGA microscope to look underneath component and inspect for voids, bridges and quality of joints.
